Charge carrier coupling to the soft phonon mode in a ferroelectric semiconductor

چکیده

Many crystalline solids possess strongly anharmonic ``soft'' phonon modes characterized by diminishing frequency as temperature approaches a critical point associated with symmetry breaking phase transition. While electron--soft coupling can introduce unique scattering channels for charge carriers in ferroelectrics, recent studies on the nonferroelectric lead halide perovskites have also suggested central role of phonons bearing resemblance to soft carrier screening. Here we apply coherent spectroscopy directly study electron transverse optical mode ferroelectric semiconductor SbSI. Photogenerated SbSI are found be exceptionally long lived and transient electro-optical effect that explained interactions between thermally stimulated excitations. These results provide strong evidence efficient screening reducing recombination rates, both desirable properties optoelectronics.

Enhanced electron-phonon coupling for a semiconductor charge qubit in a surface phonon cavity

Electron-phonon coupling is a major decoherence mechanism, which often causes scattering and energy dissipation in semiconductor electronic systems. However, this electron-phonon coupling may be used in a positive way for reaching the strong or ultra-strong coupling regime in an acoustic version of the cavity quantum electrodynamic system. Here we propose and demonstrate a phonon cavity for sur...

Magnetic influence on the frequency of the soft-phonon mode in the incipient ferroelectric EuTiO3

The dielectric constant of the incipient ferroelectric EuTiO3 exhibits a sharp decrease at about 5.5K, at which temperature antiferromagnetic ordering of the Eu spins simultaneously appears, indicating coupling between the magnetism and dielectric properties. This may be attributed to the modification of the soft-phonon mode, T1μ, which is the main contribution to the large dielectric constant,...

Domain control of carrier density at a semiconductor-ferroelectric interface

Control of charge carrier distribution in a gated channel via a dielectric layer is currently the state of the art in the design of integrated circuits such as field effect transistors. Replacing linear dielectrics with ferroelectrics would ultimately lead to more energy efficient devices as well as the added advantage of the memory function of the gate. Here, we report that the channel-off/cha...

Unification of the phonon mode behaviour in semiconductor alloys

This work concludes a series of systematic re-examinations of the Raman/Infrared spectra of representative semiconductor alloys in the traditionally admitted classification of phonon mode behaviour, i.e. In1−xGaxAs (1-bond→1-mode), In1−xGaxP (modified 2-mode) and presently ZnTe1−xSex (2-bond→1-mode), based on a crude description of the alloy disorder at the macroscopic scale in terms of the vir...

Subpicosecond coherent carrier-phonon dynamics in semiconductor heterostructures.

Coherent longitudinal-optical phonons are generated in semiconductor heterostructures. The coupling of the coherent, longitudinal-optic ~LO! phonons to collective carrier excitations oscillating parallel to the growth direction of GaAs/Al0.36Ga0.64As quantum wells is investigated with femtosecond time-resolution. This coupling is found to be weak for small well widths and evolves towards the bu...
